I know nothing about WinME, but normally the hibernation file (which is
about the size of your RAM) is created via the ThinkPad configuration
utility. For your model and your OS (well, it says W98/2000, but I assume
it includes ME as well), it can be found at:

In the configuration utility, you click on the power management icon, then
the hibernation icon and select "enable hibernation", which should create
the file.
